Ellipsometric spectroscopy is a non-destructive technique, which consists of measuring the change in the state of polarization that light experiences when it is reflected from a surface, especially in thin films of one or more layers. The information obtained from the experiment is used to know the properties of the materials and their quality through the measurements of the optical parameters, Ψ and Δ. (Figure 1). Ellipsometric spectroscopy technique is widely used for semiconductors characterization to obtain information from thin films used in the fabrication of devices in the Microtechnologies Division at CIDESI Querétaro.

To calculate these parameters which depend on the composition of the material, crystalline or amorphous structure is necessary to build a model of the sample under study. A model can be applied to single or multiple films. It is important to mention that the representative model of the sample is built with the information obtained by other characterization techniques such as AFM, XRD, Raman, and even other complexities such as the stoichiometric composition of the sample.
